ABStrACthighthroughputingaN-basedLEDproductionisdeterminedprincipallybybatchsize,processtimeanddowntimeofthetoolinoperation.Asthebatchsizeandlengthoftimeoftheetchingprocessisoftenfixedinordertomeetselectivity,uniformityandprofilespecifications,theareaswherethroughputcanbesignificantlyimprovedisbyreducingthe length of the cleaning cycle at the end of the etch process and the amount of downtime for the tool. To increase the number of batches that can be processed between eachmechanicalclean,aplasmacleanprocessisoftenperformedaftereachetchcycle.Indoingso,theoveralltimeforeachbatchtobeprocessedisincreased,whichleadstoareductioninthroughput.Improvementsintheplasmacleaningcanremovematerialsputteredontochamberwallsatfivetimestheratecomparedwithpreviousstandardplasmacleanprocesses.Theeffectsofthisaretwo-fold:1.)thelengthofcleaningtimeaftereachetchingcyclecanbedramaticallyreduced,and2.)thenumberofbatchesprocessedbetweeneachmechanicalcleanisincreased.BothofthesefactorscontributetosignificantgainsintheoverallthroughputofbatchprocessinggaNwafers,drivingdownthecostperlumenofthefinisheddevice.
