Solid State Power Amplifiers for ATC &
Radar
• Air Traffic Control (ATC) Radar systems have
historically used tube-based amplifiers to produce
high power pulsed RF transmitters
– Klystrons, magnetrons, travelling wave tubes
• Solid state RF amplifiers have significant advantages
for long term reliability and reduced maintenance
costs
• GaN and LDMOS technologies allow Ampleon to
produce RF transistors with higher output powers and
lower €/Watt costs to upgrade old radars
• Active electronically scanned array (AESA) radars
using multiple lower power transmit/receive modules
to steer radar beams (no mechanical moving parts)

Technology positioning of LDMOS & GaN
• LDMOS is the best RF Power technology up to S band for low cost (€/$ per W)
– technically optimized for power, efficiency, ruggedness & linearity
• High voltage (50V) LDMOS for 1GHz applications including Avionics and UHF/L-band radar
– superior performance to bipolar technology , utilizing technology advances from broadcasting / ISM
– extremely suitable for pulsed operation
• State-Of-The-Art 9th Generation LDMOS technology up to S band
– brings next step in performance for L-band and S-Band radar plus market leading high power density, gain and
efficiency & promising results at C band.
• GaN the best technology for high frequency & broadband applications
– Ampleon Gen1 / Gen3 50V GaN on SiC up to 6GHz and Gen3 28V GaN on SiC up to X band
– GaN broadband amplifiers for 700MHz to 2700MHz (not possible with LDMOS) & GaN has better efficiency than
LDMOS at high frequencies

Broadband GaN Amplifiers
• Unmatched GaN devices can be used to
make very broadband RF amplifiers
• Broadband amplifiers are required for
– RF and EMC testing equipment
– “software” defined radio communications
– RF jamming of mobile phones (in prisons)
– RF jamming of UAV/drones (secure locations)
– RF jamming of improvised explosive devices
• Ampleon have a number of broadband GaN
demo boards available

Ampleon is your reliable European GaN Source
• Ampleon benefits from our market leading
position in RF power
– giving customers a reliable partner with the scale to
deliver in volume.
– a combination of innovation in technology
development (Nijmegen Design Center) and
industrial strength for assembly and test (Ampleon
Factory in Manila) that GaN competitors are unable
to match
• Why ITAR-free GaN is so important
– European GaN Source , following Dutch export
control regulations.
– US suppliers are limited by ITAR restrictions which
constrain supply of critical technologies to the global
customers limiting their export business.
– bringing leading edge GaN technology to market
with foundry partners for ITAR-free devices

Gen9 High Voltage Technology Benefits
• Last 50V generation was GEN6 HV.
• GEN9 HV, based on GEN9, incorporates all
the improvements of generations 7,8 and 9.
• In addition, GEN9 HV includes a lot of new
drain engineering. This resulted in a major
decrease in on-resistance and subsequent
increase of current capability and efficiency.

UHF-TV Market Today
• Class-AB UHF-TV Transmitters Phasing Out
• Narrow Band Doherty widely accepted for UHF-TV, in
volume production
• Ultra Wideband Doherty (UWB Doherty) widely
accepted for UHF-TV and in volume production.
• Symmetrical Odd-Mode Doherty (OM Doherty)
explored for UHF-TV, but future efforts will focus on
Asymmetrical OM Doherty.
• Customers continue to look for more efficiency
• Relatively low VHF-TV activity, but seeing some
increased level of activity.
• Envelope Tracking concept didn’t make it in the
market.
• Ampleon has captured the majority of the UHF-TV
market and is supplying to all major players.
SVIAZ-Expo 2017: Ampleon Solutions
| 105Amplify the future | 105| 105
UHF-TV Trends Forward
• UHF-TV Band is shrinking, down to 800MHz
or even 700MHz due to need for wireless
infrastructure LTE spectrum .
• Customers are looking for higher transmitter
and thus PA efficiency (high 40’s, low 50’s)
• This drives the need for Asymmetrical
Doherty power amplifiers:
– BLF888E (UWB Asymmetrical)
– Asymmetrical Odd-Mode (OM) Doherty
– Asymmetrical conventional Doherty (narrowband)

Asymmetrical Ultra-Wideband Doherty
470-700Mhz
• BLF888E used is 150Wavg DVB-T, 6th generation LDMOS in a SOT539 package.
• BLF888E lower section is the Main amplifier, the upper section is the Peak amplifier.
• The power ratio is 1:1.5 for optimum efficiency with DVB-T (and ATSC-3) signals.
• Demo is tuned for the frequency band 470 to 700 Mhz (a relative bandwidth of 39%).
• This demo can be used with the 650 - 800 Mhz demo (AR151004) to cover the full UHF band (470 to
800Mhz) or can be used as full band amplifier in regions where 700Mhz is the max. frequency.
• The present design was slightly optimised for the lower UHF freqs but can be tuned differently if
needed.
