Executive Summary

Samsung has maintained its position as the world leader in advanced memory technology. Samsung grasped 44% of DRAM market

share in 2019. Their DRAM catalogue comprises of Low Power DRAM mostly used in smartphones. Low Power DRAM continues to

advance with each generation to cater for new applications, provide better performance and higher efficiency. The high speed and

power saving characteristics of Samsung’s LPDDR5 memory makes it attractive for use in mobile devices and autonomous vehicles,

that essentially need to keep pace with 5G applications and Artificial Intelligence technology innovations. The low power

consumption is important in mobiles devices to help extend battery life.

This is the world’s first commercially available LPDDR5, it uses 1y nm process technology. Samsung has developed the advanced

process technology to pave a way for digital innovations, providing the industry with fast speed memories.

The new LPDDR5 chips are engineered to maximize power saving by lowering their voltage use in accordance to the processor’s

operation. Compared to LPDDR4, the latest low power DRAM has higher data rate that is approximately 1.3 times of LPDDR4 and

has significant reduced power consumption.

This report constitutes an exhaustive analysis of Samsung’s LPDDR5. It covers a full analysis of the DRAM package and the LPDDR5

die. The report includes high resolution images of the die and DRAM cells. The physical analysis and the process are used estimate

the manufacturing cost and price estimate of Samsung’s latest Low Power DRAM dies. Finally, the component cost that includes the

die manufacturing cost, packaging cost and test cost is determined. Included in the report is a comparison between the LPDDR4 and

the LPDDR5. The die size, density and physical features are compared. The comparison focuses on the physical characteristics and

the manufacturing process differences.

Physical Analysis Methodology

• The Package of each Mobile DRAM Memory is analyzed and measured.

• The package is opened, the dies are extracted to get overall die data: dimensions, main characteristics includingdevice markings.

o Pictures of selected area are made in order to understand the process of fabrication and material used.

• The die information is extracted: dimensions, main blocks, pad number, die marking.

o Separation of memory dies

o Delayering (removal of metal layers) is performed to view and analyse selected areas in order to identify the technology node.

o SEM photographs to measure the layers and dimensions.

o SEM pictures of structures in the memory die.

o Cross-section of Memory to measure thickness of all feature.
