We have studied feasibility of antimonide Quantum Cascade Laser
InGaAsSb/InGaAlAsSb
Usage of quintenary that possèses three degrées of flexibility allows
us to improve the constraint effets and confinement, the life time of
carriers and subsequently laser gain.
III-Sb based compounds are best adapted for realisation of Quantum

L’application de la notion de QCL aux hétérostructures à base
quaternaire/quinaire permet d’améliorer les performances et le
fonctionnement des lasers émettant le moyen infrarouge:
Couvre le domaine de longueur d’onde: 2m 10m
Densité de seuil: 3.1017 Cm-3
Densité de courant de seuil de l’ordre de 1.5kA/Cm2
Puits: In0.30Ga0.70As0.05Sb0.95
Barrière: In0.25Ga0.15Al0.60As0.10Sb0.90
ΔEc = 0.488 eVΔa/a = -0.003
Nous avons optimisé la structure de manière à avoir la bonne
géométrie, les bonnes compositions du puits et de barrière pour avoir
un bon confinement de porteurs et une faible contrainte. Ceci impose:
